东芝电子元件及存储装置株式会社(“东芝”)今日宣布,推出采用有助于降低开关损耗的4引脚TO-247-4L(X)封装的碳化硅(SiC)MOSFET---“TWxxxZxxxC系列”,该产品采用东芝最新的[1]第3代碳化硅MOSFET芯片,用于支持工业设备应用。该系列中五款额定电压为650V,另外五款额定电压为1200V,十款产品于今日开始批量出货。

新产品是东芝碳化硅MOSFET产品线中首批采用4引脚TO-247-4L(X)封装的产品,其封装支持栅极驱动信号源极端使用开尔文连接,有助于减少封装内源极线电感的影响,从而提高高速开关性能。与东芝目前采用3引脚TO-247封装的产品TW045N120C相比,新型TW045Z120C的开通损耗降低了约40%,关断损耗降低了约34%[2]。这一改善有助于降低设备功率损耗。
使用SiC MOSFET的3相逆变器参考设计已在东芝官网发布。
东芝将继续扩大自身产品线,进一步契合市场趋势,并助力用户提高设备效率,扩大功率容量。
