东芝推出第3代650V SiC肖特基势垒二极管,助力提高工业设备效率

东芝电子元件及存储装置株式会社(“东芝”)今日宣布,推出最新一代[1]用于工业设备的碳化硅(SiC)肖特基势垒二极管(SBDs)——“TRSxxx65H系列”。首批12款产品(均为650V)中有7款产品采用TO-220-2L封装,其余5款采用DFN8×8封装,于今日开始支持批量出货。

新产品在第3代SiC SBD芯片中使用了一种新金属,优化了第2代产品的结势垒肖特基(JBS)结构[2]。它们实现业界领先[3]的1.2V(典型值)低正向电压,比上一代的1.45V(典型值)低17%。此外,新产品还在正向电压与总电容电荷之间以及正向电压与反向电流之间取得了平衡,从而在降低了功耗的同时提高了设备效率。
